چکیده

          در این مقاله یک حسگر فشار پیزورزیسیت 0 تا 3 کیلو وات با حساسیت و خطی بودن بالا ارائه شده است. دیافراگم ساختاری شوریکن (SSD) برای اولین بار برای حل اختلاف بین حساسیت و خطی بودن حسگرهای فشار پیزورزیست طراحی شده است.تبادل میان تنش بر روی لبه دیافراگم و انحراف دیافراگم، از طریق این طراحی SSD با استفاده از شبیه سازی عددی به دست آمد. اثرات بستر شیشه ای و فیلم های پاسیوایی بر روی عملکرد حساسیت نیز به صورت عددی و آزمایشگاهی مورد بررسی قرار گرفت. نتایج تجربی نشان داد که حسگر فشار فعلی دارای حساسیت 4.72 mV / kPa / V و خطی بودن 0.18٪ FSO (خروجی مقیاس کامل) در محدوده فشار 0-3 kPa بود که 3/28٪ و 50٪ بهتر از آثار قبلی بود.

1. مقدمه

           اندازه گیری های فشار داخل چشمی  (IOP) و فشار داخل جمجمه  (ICP) برای مراقبت های درمانی بسیار مهم است.IOP بالا ممکن است گلوکوم ایجاد کند [2]. ICP بالا در آسیب مغزی می تواند منجر به مرگ و میر سریعتر شود. اندازه گیری های IOP و ICP سنتی معمولا نیاز به بیهوشی و سوراخ کردن کمر دارند، که برای نظارت طولانی مدت دقت و صلاحیت لازم را ندارند. در صورت نیاز نظارت بر IOP و ICP در زمان واقعی قابل اجرا  دارای دقت بالا و حساسیت بسیار زیاد است. IOP و ICP بالغ سالم معمولا به ترتیب 1.47-2.79 kPa و 0.78-76 kPa هستند. همانند اندازه گیری فشار خون، 0.1 mmHg در محدوده فشار 20 میلیمتر Hg مورد نیاز است. این بدان معنی است که خطای غیر خطی حسگر فشار باید کمتر از 0.5٪ FSO باشد. بنابراین، با توجه به برنامه های نظارت بر IOP و ICP، حسگر فشار با حساسیت بالا و خطی بودن در 0-3 کیلو پاسکال است. این نوع حسگر نیز می تواند به طور گسترده ای در خودروها، خانه های هوشمند و کنترل فرآیند مورد استفاده قرار گیرد. 

            متاسفانه، این یک چالش است که یک حسگر فشار با دیافراگم پیزورزیست هم دارای حساسیت بالا و هم خطی باشد. لین و همکاران حساسیت و خطی بودن حسگرهای فشار پیزورسیستی را مورد مطالعه قرار دادند و نشان دادند که یک دیافراگم سنجش نازک برای افزایش حساسیت دستگاه مفید است اما باعث خطای غیر خطی بالاتر و پسماند مغناطیسی می شود. چی و همکاران عدم تناوب فشار دستگاه با دیافراگم نازک را تحت تنشهای باقی مانده مورد بررسی قرار دادند. این بررسی نشان دهنده حساسیت و خطی بودن حسگرهای فشار پیزورسیست بود که به شدت با تنش های باقی مانده از فیلم های پاسیوایی مرتبط بود. در تحقیق ماتسودا و همکاران [10]، اثرات پیزورزیستی غیر خطی در سیلیکن با دقت مورد مطالعه قرار گرفت و نتایج برای حدود 110 پیزورسیستیور، ضریب های طولی و عرضی پیزورسیستیو متفاوت بودند و ضریبهای پیزورسیستی تاثیرات مرتبه دوم و سوم داشتند، که به خطی بودن ضعیف برای حسگرهای فشار پیزورسیست منجر میشد.

2. طراحی حسگر SSD

           ساختار حسگر SSD به طور کامل معرفی شد. در جهت بهبود حساسیت و خطی بودن، FEM سیستماتیک (روش عنصر محدود) برای بهینه سازی توزیع استرس در ناحیه پیزورسیستی ساخته شده است. SSD مزایای منحصر به فردی را نسبت به طرح های قبلی نشان می دهد. تنش های ناشی از بسته بندی و پاسیوایی نیز به طور دقیق مورد تجزیه و تحلیل قرار گرفت.

             در این پروژه، یک دیافراگم ساختار شوریکن (SSD)، همانطور که در شکل 1 نشان داده شده است، برای اولین بار پیشنهاد می شود. پرتو متقابل با طراحی شوریکن نه تنها انحراف بزرگ یعنی کاهش غیر خطی را کاهش داد، ، بلکه باعث افزایش استرس در لبه دیافراگم، پارامتر کلیدی برای بهبود حساسیت شد. پرتو شوریکن ساختار یافته، جزء کلیدی طراحی کنونی SSD است. بر اساس معادله 4، همانطور که در شکل 1c نشان داده شده است، بر روی لبه غشا، عرض پرتو درکوچک ترین حالت ممکن برای کاهش سختی خمشی محلی طراحی شده و یک حساسیت قابل قبول را در حسگر تضمین میکند، در حالی که در مرکز غشاء، عرض پرتو به اندازه کافی برای افزایش سختی خمشی محلی در جهت خطی بودن بهتر بزرگ بود.

           اندازه حسگر SSD 3.4 × 3.4 میلی متر بود. طول دیافراگم 1900 میکرومتر بود و به وسیله یک فیلم پاسیوایی 250 نانومتر SiO2  پوشش داده شد. یک سوراخ با قطر 1 میلی متر از طریق بستر شیشه ای برای اندازه گیری فشار حفر شد. پیزورستیستورها با سیم های آلومینیومی متصل شده و پل کامل را تشکیل می دهند. به این ترتیب فشار به مدار الکتریکی از طریق مدار پل ویتستون انتقال داده شد. جزئیات پیکربندی پیزورستیستورها در قسمت چهارم طراحی [11] نشان داده شده است.

Abstract

           This paper presented a novel 0–3 kPa piezoresistive pressure sensor with high sensitivity and linearity. A shurikenstructured diaphragm (SSD) is designed for the first time to solve the conflict between the sensitivity and linearity for piezoresistive pressure sensors. A trade-off between the stress on the diaphragm edge and the deflection of the diaphragm was achieved by this SSD design according to the numerical simulation. The effects of the glass substrate and the passivation films on the sensing performance were also studied numerically and experimentally. The experimental results indicated the present pressure sensor had a sensitivity of 4.72 mV/kPa/V and a linearity of 0.18 %FSO (full scale output) in the pressure range of 0–3 kPa, which were 28.3% and 50% better than the previous works.

I. INTRODUCTION

          INTRAOCULAR pressure (IOP) and intracranial pressure (ICP) measurements are of great significance for health-care. High IOP may cause glaucoma [2]. High ICP in traumatic brain injury may lead to higher mortality [3]. Traditional IOP and ICP measurements usually require anesthesia and lumbar puncture, which lack precision and incompetent for long-term monitoring. Implantable real-time IOP and ICP monitors with high precision and sensitivity are highly in demand. The IOP and ICP of healthy adults usually range 1.47-2.79 kPa and 0.78-1.76 kPa, respectively. Similar to blood pressure measurements [4], 0.1 mm Hg in a 20mm Hg full pressure range is demanded. This means that the nonlinearity error of pressure sensors has to be smaller than 0.5% FSO. Therefore, a pressure sensor with a high sensitivity and linearity in 0-3 kPa is required for according IOP and ICP monitoring applications. This type sensor also can be widely used in automobiles [5], smart homes [6] and process control [7].

           Unfortunately, it is a challenge to get a piezoresistive diaphragm-shaped pressure sensor with a high sensitivity and linearity at the same time [4]. Lin et al. [8] studied the sensitivity and linearity of piezoresistive pressure sensors and indicated that a thin sensing diaphragm was helpful to increase the device sensitivity but also caused a higher nonlinearity error and hysteresis. Chiou et al. [9] investigated the pressure nonlinearity of devices with thin diaphragms under high residual stresses, which showed the sensitivity and linearity of piezoresistive pressure sensors were closely related to the residual stresses of passivation films. In the research of Matsuda et al. [10], nonlinear piezoresistance effects in silicon were carefully studied and the results indicated that for <110> piezoresistors, the longitudinal and transverse piezoresistive coefficients were different and the piezoresistance effect had coefficients of the second-order and third-order, which will lead to a poor linearity for piezoresistive pressure sensors.

          Several diaphragm structures have been designed to address the above conflicts between the sensitivity and linearity of piezoresistive pressure sensors. A peninsula-structured diaphragm [11] was designed to decrease the nonlinearity. Beam-membrane [12] and square-diaphragm with a rectangular central boss [13] were used to suppress the nonlinearity. However, the above designs gained a better nonlinearity at the expense of decreasing sensitivity. The square-diaphragm with a rectangular central boss [13] also achieved high overload range. However, due to the adverse effect of acceleration, the square-diaphragm device also had a stability issue. In this work, a shuriken-structured diaphragm (SSD) is proposed for the first time to improve both sensitivity and linearity for the piezoresistive pressure sensor by carefully trading off the stress on the beam edge and the deflection of the sensing diaphragm.

         Section II mainly discussed the numerical simulations of the SSD design. The whole fabrication process was presented in Section III. Section IV showed the experimental results. Conclusion was given in section V.

II. DESIGN OF THE SSD SENSOR

         The SSD sensor structure was introduced in detail. In order to improve both sensitivity and linearity, systematic FEM (finite element method) analysis was made to optimize the stress distribution within the piezoresistive area. The SSD showed unique advantages over previous designs. The stresses caused by the packaging and the passivation were also analyzed in details.

B. The Principle of the SSD

          In this work, a shuriken-structured diaphragm (SSD), as shown in Figure 1, is proposed for the first time. A cross beam with the shuriken design (Figure 1a) not only suppressed the large deflection, i.e. decreased the nonlinearity, but also increased the stress on the diaphragm edge, the key parameter for sensitivity improvement. The shuriken-structured beam was the key component of the present SSD design. Based on Equation 4, as shown in Figure 1c, on the membrane edge, the beam width was designed as small as possible to decrease the local flexural stiffness and guaranteed a not bad sensor sensitivity, while at the membrane center, the beam width was large enough to increase the local flexural stiffness for a better sensing linearity.

         The size of the SSD sensor was 3.4×3.4 mm2. The diaphragm length was 1900 μm (Figure 1a) and covered by 250 nm SiO2 as the passivation film (Figure 1b). A hole with diameter of 1 mm was drilled through the glass substrate for differential pressure measurement (Figure 1b). Piezoresistors were connected by aluminum wires and formed a full Wheatstone bridge (Figure 1a). The pressure were thereby converted to the electrical readout through the Wheatstone bridge circuit. The details of the configuration of piezoresistors were shown in Design IV in [11].
